Study on recombination radiation of lead-tin telluride and selenide solid solutions under electron and injection excitations
Description
A study of spontaneous radiation of chalcogenides of lead and tin as a function of temperature (10-300 K) carrier density (1016-1019 cm-3) and composition was made in the range of 12 to 5 mkm, chalcogenides being excited by an electron beam. Experimental results are compared with the model of interzone radiative transitions. Heterolasers PbSnTe-PbTe and PbSnSe-PbSe in the infrared range of 15 to 5 mkm were developed on the basis of the single crystals studied. The temperature rearrangement of laser diodes is investigated, this rearrangement being due to the temperature motion of the amplification circuit and the displacement of generation modes
