Damaging effect on K-shell photoionization process in InP
Description
It was studied that radiation effect induced by monochromatic X-rays around K-shell absorption edge of intracrystalline phosphorus or indium in InP. The samples of InP were irradiated by monochromatic synchrotron X-rays above (2.153 or 27.97keV) and below (2.140 or 27.85keV) the K-shell binding energy (BE) of phosphorus or indium. Variation of electronic states on InP [100] surface was analyzed with X-ray photoelectron spectroscopy (XPS). The experimental results showed tat the shapes of In3d XPS peak changed little and P2p peak changed greatly, whether the photon absorption of the InP samples occurred at K-shell of phosphorus atom or tat of indium. The enhancement effects of K-shell absorption were 4.2 x 10-6kg C-1 and 3.0 x l0-5kg C-l respectively with K-shell photoionization process of phosphorus and indium in InP. (author)
