A study on growth and characterization of chlorine doped CdTe

Description
The electrical and optical properties of chlorine doped CdTe single crystals grown by vertical Bridgman technique were investigated. The conduction type conversion from p-type to n-type was happened in CdTe containing CdCl2 between 0.05 wt% to 0.1wt%. From temperature dependance of electrical conductivities, the activation energies of VCD in undoped, complex of VCD with impurity in p-type, and chlorine donor in n-type CdTe crystal were found out to be 0.18eV, 0.082eV, and 0.024eV, respectively. And, the photoluminescence spectra showed edge emission band and donor-acceptor pair emission band associated with transitions between donors and acceptors. (Author)
