Numerical simulation of nonstationary heating of a dense electron-hole plasma in double heterostructures

Description
Numeric simulation of nonstationary injection in double heterostructures, which is accompanied by the electron-hole plasma (ehp) heating in their narrow-zone part is carried out. Heterostructures of p-i-n type are considered, in which the contact p- and n- areas possess a wider forbidden zone than the active i-area. Sufficient dense, but nondegenerate ehp with equal effective masses of electrons and holes, for which the effective collision time satisfies the condition τp << τ << τε, where τp and τε - are the relaxation times of the pulse and the energy at the expense of interaction with impurities and phonons, is considered
