Analysis of the lattice thermal conductivity of solid solutions of Ga1-xInxAs

Description
The thermal conductivity of Ga1-xInxAs single crystals in the temperature range 80-300 K has been investigated. Holland's model has used to analyze for received experimental results taking into account of all scattering mechanisms. It has been shown that the contribution of transverse phonons to heat transfer in the investigated temperature range is essential. (author)
