Forbidden band gap variation on Cd1-xMgxTe single crystal surface due to laser irradiation

  • 1. AN Ukrainskoj SSR, Kiev. Inst. Poluprovodnikov

Description

Spectra of photoconductivity, photoluminescence and Raman spectra of light of Cd1-xMgxTe monocrystals before and after their pulsed rubin laser irradiation are investigated experimentally. The studies are carried out on Cd0.8Mg0.2Te monocrystals, the volumetric specimens of which with a cubic lattice of sphalerite type are obtained from the melt using the crystallization method. Molar composition is determined by the method of X-ray phase analysis. The variations observed in the spectra are explained by formation of a layer with a broader forbidden band and tellurium film in near-the-surface range of the crystal
