Advancement of investigations into indium phosphide (1959-1990)

A review was made on researches accomplished at a period from 1959 to 1990 and aimed to develop facilities and technique for synthesis of polycrystalline indium phosphide as well as its pure and doped single crystals of special interest was the production of low-dislocation single crystals of indium phosphide doped with cadmium, zinc, germanium, sulphur etc. Much attention was given to investigations of high-purity crystal growth along with alloyed crystals of a fixed crystallographic orientation to ensure the wanted electrophysical properties
