Donor form in germanium irradiated by hydrogen ions

Description

The results of investigation of p+-n-structure, fabricated on the base n-Ge, have been presented. It was established that shallow donors form in the p+-n-transition region after irradiation of the base by hydrogen ions and following thermal treatment under 250 0C. These donors cause effect of the 'frozen' photoconductivity in the border to p+ - n - transition region
