Description

The structure and constitution of plasma-polymerized film of C3F6 (PPHFP) have been investiganted by using ESCA, 19F-NMR and IR. It was observed that the PPHFP film had high degree of branching, and almost 57% of the tetracarbons in the polymer were bounded with CF3 group. It was also found that the constitution of the polymer changed greatly at high power and formed mainly relatively long Si-O-Si chain with and/or without F atoms
