Graded-gap AlxGa1-xAs analyzer of X-ray and alpha-particle spectra

Description
Graded-gap AlxGa1-xAs detectors and spectrum analyzers for X-ray energies in the range of 5-100 keV are proposed and tested. The charge collection efficiency of the AlxGa1-xAs detectors decreases by about 90% after alpha-particle irradiation corresponding to a fluence of 1011 cm-2
