Doping of the series of large diameter silicon by neutron irradiation
Description
The effect of initial monocrystal parameters and conditions of irradiation and annealing on the properties of alloyed monocrystals in investigated using a pilot-plant series of neutron-alloyed silicon 8 mm in diameter. The analysis of an impurity content and electrophysical properties of initial silicon monocrystals is carried out. It is shown that the neutron alloying imperfection makes a dominate contribution to a specific resistance variation
