Radiation defects in germanium doped by epi cadmium neutrons
Description
The hopping ε3-conductivity (over the temperature range 1.5 - 4.2 K) between the nearest localized states of the shallow donors of antimony - doped germanium bombarded by various integrated doses of fast (epi cadmium) reactor neutrons and subjected to annealing for 24 h at 450 0C has been studied. The experimental results are analyzed with use of the Shklovskii - Efros hopping conduction theory. The incomplete recovery of the activation energy of hopping conduction was attributed mainly to the presence of residual radiation defects stable at 450 0C
