Study of possibility of p-type conductivity germanium preparation with concentration of carriers ≤ 3 x 1010 sm3 by neutron alloying method

Description
Preparation conditions of germanium samples with p-type conductivity and low concentration of carriers are investigated by irradiation with thermal neutrons and subsequent heat treatment of initial samples of germanium with n-type conductivity and concentration of carriers 5 x 1010 -5 x 1011 cm-3. It is shown that heat treatment in the air and in vacuum without getter introduces acceptor type contamination background constant over concentration range into germanium samples. By irradiation and subsequent heat treatment with getter certain samples of p-type germanium with carrier concentration ≤ 3 x 1010 cm-3 (at 77 K) are prepared. Stability of neutron alloying results increases as a consequence of long heat treatments of the initial material with getter
