Electron spin resonance study of CuGa/sub x/In/sub 1-x/Se2 chalcopyritic semiconductors

Description

The paramagnetic centres and charge carriers in the mixed samples of CuGa/sub x/In/sub 1-x/Se2 have been studied by electron spin resonance spectroscopy at 300 and 77 K. Solid solutions of CuGa/sub x/In/sub 1-x/Se2 in the binary system CuGaSe2-CuInSe2 were prepared for x = 0.25, 0.50, and 0.75. The results suggest that the intrinsic charge carriers in the sample for x = 0.50 are mainly of n-type due to the electrons released from Se vacancies. Moving away from x = 0.50, the p-type charge carriers resulting from Cu vacancy holes are also present. Extrinsic Fe3+ impurities are responsible for composition independent A signals
