Analysis of errors affecting the duration of ILRTs
Description
The present methodology for integrated leakage rate testing (ILRT) requires a substantial increase in test duration to keep the errors below legal bounds. Potential for a substantial test duration reduction exists, but only through a drastic improvement in methodology
