Radiation defect complexes in ion irradiated aluminium nitride

Description
Using the methods of optical absorption and photoconductivity, the parameters of localized states of radiation-induced defect complexes in ion-irradiated and annealed aluminium nitride have been ascertained. Contributions of defect clusters with a continuous spectra of energy levels as well as radiation vacancy and impurity-vacancy defects with local energy levels in the material properties change were determined. The nature of radiation point defects clusters and impurity-vacancy complexes is established

Методами оптического поглощения и фотопроводимости исследованы параметры локализованных состояний комплексов дефектов в облученном ионами и отожженном нитриде алюминия. Определены вклады в изменение свойств материала кластеров дефектов с непрерывным спектром уровней и радиационных вакансионных и примесно-вакансионных дефектов с локальными уровнями.
