Electron-hole liquid in semiconducting superlattices with indirect gap in coordinate space
Description
Type-III superlattices of composite semiconductors In1-xGaxAs-GaSb1-yAsy wit x ≅ y >or approx. 0.3 being the most characteristic one, are considered. In these semiconductors minimum of conductivity zone for the first energy gap of the second semiconductor (GaSb1-yAsy), while maximum of valence zone of the second semiconductor - in the energy gap of the first one. Self-consistent calculation of equilibrium properties of electron-hole liquid is carried out for semiconductor superlattices with indirect energy gap in coordinate space
