Growing large CdTe monocrystals from the vaporous phase

Description
Results of experiments on growing cadmium telluride crystals out of vapour phase without any contact with a crystallizer wall are presented. Large oriented CdTe monocrystals up to 170 g weight with the (1-2)x104 cm-2 dislocation density and well-developed faces are prepared. [110] faces appear to be most developed, [111] faces are less developed. Unalloyed monocrystals possess the p-type conductivity with hole concentration of (1.6-5.5)x1016 cm-3 and mobility of 55-70 cm2/vxsec at 300 K and 120-170 cm2/vxsec at 77 K
