Effect of heat treatment and cooling conditions on the anisotropy parameters of drag thermo-electromotive force (TEMF) in neutron-doped silicon crystals

Description

The effect of high-temperature (1200 0C) annealing and quenching on the anisotropy parameters of the drag thermo-e.m.f. (M) in neutron-doped silicon crystals has been studied experimentally. Comparison is given of M in dependence on electron concentration in neutron-doped Si subjected to different annealing and cooling conditions and in phosphorus-doped n-type Si crystals. The dependences of piezoresistance and piezo-thermo-e.m.f. on uniaxial stress are also compared. Results are discussed on the basis of homogeneous distribution of dopants under neutron transmutation treatment
