Investigation of phase equilibria in the system of In-Ga-As-P

Description

Calculation and experimental data on phase equilibria in quaternary solid solutions Insub(1-x)Gasub(x)= : Assub(1-y)Psub(y) are presented. Thermodynamic analysis is made on the basis of the theory of simple solutions in quasiregular approximation for liquid and solid phases. Temperature-depending parameters of interaction in solid and liquid phases on the basis of experimental data analysis on liquidus and solidus of ternary solid solutions are determined. A satisfactory agreement of calculation and experimental data at 650 deg C for solid solutions Insub(1-x)Gasub(x)As(1-y)Psub(y) isoperiodic with InP and for similar ternary solid solutions in a wide temperature range is obtained
