Redistribution of metal impurities in indium, phosphide produced from nonstiochiometric solutions

Description

The results of experimental study are given for redistribution of the impurities of copper, silver, and transition metals at production of indium phosphide from non-stoichiometric solutions of phosphorus in indium by the method of diffusion through the melt providing that the synthesis allows to obtain indium phosphide without inclusions of indium. The values for the distribution coefficients of impurities (Cu, Ag, Mn) are found as well as the ultimate values for solubility of the impurities Cr, Fe, Co, Ni at crystallization of indium phosphide from non-stoichiometric solutions. It is shown that purification from the most part of these impurities occurs directly in the process of synthesis
