Description
It is shown that by mathematical modeling the component concentration profile can be controlled in wide limits at zone recrystallization of InSb-Ga Sb solid solutions by the way of change of the molten zone length. It is seen that the obtained results define the optimal technological parameters (molten zone length, ingot initial composition) for growing of InSb-Ga Sb crystals with given homogeneous and variable compositions
