Solubility of zinc in indium antimonide over different cross sections of In-Sb-Zn ternary system

Description

A study was made on some aspects of indium antimonide (narrow-band semiconductor) interaction with zinc - one of the basic acceptor impurities in materials on the base of A3B5 type compounds. Retrograde character of zinc solubility in indium antimonide over different cross sections of In-Sb-Zn ternary system was established. The retrograde character is clearly defined over InSb-Zn cross section where the highest zinc solubility in indium antimonide was revealed - 1.5 at.% at 480 deg C. The maximum of zinc solubility in all studied cross sections is observed at the same temperature 480 deg C and equals 1.30 at.% for InSb-ZnSb cross section, 1.29 at.% for InSb-Zn3Sb2 cross section, 0.76 at.% for InSb-(0.5 In + 0.5 Zn) cross section. Zinc content in solid Zn solution in InSb at 280 deg C eutectic melting point coincides with publication data
