Several electrical properties of CdxHg1-xTe/CdZnTe heterostructures

Description
Some features of electrical properties of p-type CdxHg1-xTe/CdZnTe heterostructures at liquid nitrogen temperatures are investigated. The theoretical model accepted is shown to be in satisfactory agreement with experimental data. The errors, revealed due to calculations of carrier concentrations and mobilities, are evaluated, the electron and light hole contributions to galvanomagnetic parameters being neglected

Проанализированы некоторые особенности электрофизических свойств гетероструктур CdxHg1-xTe/CdZnTe p-типа проводимости при температуре жидкого азота. Показано, что принятая теоретическая модель удовлетворительно описывает полученные экспериментальные данные. Оценены погрешности определения концентрации и подвижности тяжелых дырок, возникающие, если не учитывать вклады в электрофизические параметры от электронов и легких дырокAdditional details
