Localized and resonant states of shallow donors in double-quantum-well heterostructures

Description
The spectrum and wave state functions of the shallow donors in the heterostructures with the tunnel-bound quantum wells are calculated. The calculations were carried out through the wave function decomposition by the electron eigen-functions in the wells system, unperturbed by the impurity potential. The above method makes it possible to determine the energy levels of not only the localized but also resonance states in the continuous spectrum

Рассчитаны спектр и волновые функции состояний мелких доноров в гетероструктурах с туннельно-связанными квантовыми ямами. Расчеты проводились методом разложения волновой функции по собственным волновым функциям электрона в невозмущенной потенциалом примеси системе квантовых ям.
