Radiation defects and thermal stability of AIVBVI films at proton irradiation
Description
The specific features of the annealing of radiation-induced defects in Pb1-xSnxTe films irradiated by 200-400 keV protons at 300 K and annealed at 310-450 K are determined. It is found that Frenkel pairs are the main defects of the films. The electric parameters of the films are completely restored at the temperatures 360-420 K. 3 refs.; 1 fig
