Galvanomagnetic effects in p-type Pb1-xSnxTe (x = 0.2) alloy irradiated with electrons

Description

An investigation was made of the influence of electron irradiation (T ∼ 300 K, E = 6 MeV, Φ ≤ 8.3 x 1017 cm-2) on electrophysical properties of p-type Pb1-xSnxTe (x = 0.2). A reduction in the hole density and in the rate of change in this density were observed during irradiation. Moreover, the field dependences of the Hall emf of the irradiated samples were nonlinear. The results were explained on the assumption that irradiation created an energy band of resonance states near the top of the valence band of the alloy and stabilized weakly the Fermi level in the irradiated samples. An analysis was made of the possible models of the energy spectrum of electron-irradiated Pb1-xSnxTe (x = 0.2). The proposed models were used to calculate the parameters of the energy band of the resonance states induced by electron irradiation in the energy spectrum of p-type Pb1-xSnxTe (x = 0.2)
