Resonance modulation of intersubband electron-electron interaction in AlSb(δ-Te)/InAs(δ-Te) quantum well by quantizing magnetic field

Description
The amplitude-frequency modulation of oscillations of the magnetoresistance of 2D electrons in an AlSb(δ - Te)/InAs/AsSb(δ - Te) quantum well is studied. In the dependence of the oscillation amplitude δ(1/B) at T=const, regions of negative Dingle temperature are observed. The anomalies in the δ(1/B) dependence at T=const are attributed to the fact that the quantizing magnetic field resonantly induces intersubband electron-electron interaction between the 2D electrons of the ground size-quantization subband and excited sub- band. The resonance fields B and the times corresponding to the collision-related broadening of the Landau levels are estimated. The concentration threshold of filling of the excited size-quantization subband is established at the level of ns ∼ 8 x 1011 cm-2

Изучена амплитудно-частотная модуляция осцилляций магнитосопротивления 2D электронов в квантовой яме AlSb(δ - Te)/InAs/AsSb(δ - Te). На магнитополевой зависимости амплитуды осцилляций δ(1/B) при T=constant обнаружены участки отрицательной температуры Дингла. Аномалии на зависимости δ(1/B) при T=constant вызваны резонансным включением квантующим магнитным полем межподзонного электрон-электронного взаимодействия 2D электронов основной и возбужденной подзон размерного квантования. Выполнены оценки величин резонансных полей В и времени столкновительного уширения уровней Ландау. Установлен концентрационный порог заполнения возбужденной подзоны размерного квантования ns ∼ 8 x 1011 см-2Additional details
