Crystal growth and properties of Cd1-xZnxAs2 solid solutions

Description

Single crystals of solid solutions of Cd1-xZnxAs2 with x=0.03, 0.05, 0.06 are synthesized. A study of optical absorption spectra shows that the introduction of Zn results in an energy gap increase for CdAs2. The most increase is ≅14 meV and is observed at x=0.06. The maximum solubility of ZnAs2 in CdAs2 constitutes 6 mol. %

Abstract (Russian)

Синтезированы монокристаллы твердых растворов Cd1-xZnxAs2 с х=0.03, 0.05, 0.06. Исследование спектров оптического поглощения показало, что введение Zn увеличивает ширину запрещенной зоны CdAs2. Максимальное увеличение наблюдалось х=0.06 и составляло ≅14 мэВ. Максимальная растворимость ZnAs2 в CdAs2 составляла 6 мол. %
