Large dose effect in the Si L2,3 X-ray emission spectra during silicon implantation by iron ions in a stationary mode

Description

By means of Si L2,3-emission spectrometry one investigated into the effect of the large doses (ELD) in silicon specimens with p- and n-type conductivity implanted by Fe+ ions under the stationary scanning mode (the implantation energy was 100 keV, the ion current density - 0.6-0.8 μA/cm2, the radiation doses ranged from 1014 up to 1016 ion/cm2). One analyzed Si L-spectra. One evaluated the ELD manifestation peculiar features under the stationary mode of Fe+ ion implantation in a semiconducting crystalline matrix consisting in more essential disordering of the structure and in partial amorphization of the specimen from the surface to the depth in contrast to the pulsed ion effect

Abstract (Russian)

Методом рентгеновской Si L2,3-эмиссионной спектроскопии исследован эффект больших доз (ЭБД) в образцах кремния с проводимостью p- и n-типа, имплантированных ионами Fe+ в стационарном сканирующем режиме (энергия имплантации 100 кэВ, плотность ионного тока 0.6-0.8 мкА/см2, дозы облучения от 1014 до 1016 ион/см2). Выполнен анализ Si L-спектров. Установлены особенности проявления ЭБД при стационарном режиме внедрения ионов Fe+ в полупроводниковую кристаллическую матрицу, которые заключаются в более сильном разупорядочении структуры и частичной аморфизации образца от поверхности в объем по сравнению с импульсным ионным воздействием
