On the structure of conductivity zone in AgBiTe2
Description
Kinetic phenomena on mono- and polycrystals of AgBiTe2 are studied in a wide range of concentrations (1018 - 8.9 x 1019 cm-3) and temperatures (4.2 - 300 K). When analyzing temperature and concentration dependences of carrier mobility and thermo- e.m.f. at low temperatures (4.2 - 90 K), the prevailing mechanism of scattering is determined. It is established that the mechanism of scattering is of a mixed character: at low concentrations scattering on optical phonons plays the main role, and with an increase in concentration scattering on ionized impurities prevails. The quantitative analysis conducted confirms the justice of the chosen model of conductivity region and scattering mechanisms found
