Growth of multicomponent solid solutions containing antimony by metal-organic chemical vapor deposition

Description
In present work the technological conditions of metalorganic vapour deposition of narrow-gap (0.35-0.5 eV) AlGaInAsSb, AlInAsSb, GaInAsSb solid solutions with compositions close to InAs were investigated. The epitaxial growth was carried out on AIX200 setup with horizontal reactor. The growth temperature was 600 degrees Celsius, the pressure was 100 mbar. Obtained layers had satisfactory crystalline quality and demonstrated intensive photoluminescence
