Optical absorption in Mn/sub x/Cd/sub 1-x/S

Description

The optical absorption spectra of monocrystalline diluted magnetic semiconductor (DMS) Mn/sub x/Cd/sub 1-x/S were measured in the temperature range of 10 to 300 K on more than 20 samples for 0 <= x <= 0.50. The positions of the bands at 2.44, 2.58, and 2.72 eV are temperature and composition independent. The bands are connected with the transitions 6A1(6S) → 4T2(4G), 4T2E(4G), and 2T2(I), respectively, as in other manganese containing DMS (Mn/sub x/Cd/sub 1-x/Z and Mn/sub x/Zn/sub x/Z with Z = S, Se, Te). The results provide a direct evidence for the optical excitation of the manganese 3d state in Mn/sub x/Cd/sub 1-x/S
