Ionic processes occuring in CdS monocrystals under the action of illumination and electric field

Description

A process of defects migration resulting in the change of spectrum of thermal-stimulated conductivity (TSC) is discovered to occur in CdS monocrystals at T=50-100 deg C under the effect of electric field of 103 V/cm intensity and illumination in an anode region of a specimen. High-ohmic region near anode forms in consequence of the defects drift. Such inhomogeneity of the crystal causes asymmetry of a voltampere characteristic (VAC) of photocurrent. Explanation of the VAC form is given; the estimates carried out agree well with experimental data. A defect migration mechanism has been suggested, their mobility and migration activation energy, which turned out to be equal to μ approximately 10-10 cm2/Vxs, U approximately 0.7-0.8 eV, have been estimated
