Far-infrared cyclotron resonance of two-dimensional electrons in an Alsub(x)Gasub(1-x)As/GaAs heterojunction

Description
Cyclotron resonance of two-dimensional electrons in an Alsub(x)Gasub(1-x)As/GaAs heterojunction field effect transistor is studied in the range of electron density 1.3 to 4.0 X 1011 cm-2. An unusual broadening accompanied by a peak shift and lineshape change is observed in the quantum regime hωsub(c) >= Esub(F). (orig.)
