Optical and electrical properties of CuxAg1-xInSe2 and CuInyGa1-ySe2 alloys

Description

Absorption edge and photoconductivity spectra have been studied for CuxAg1-xInSe2 and CuInyGa1-ySe2 crystals obtained by the Brigdman/Stockbarger method. The band gap as a function of composition has been estimated. The long wavelength portion of the photoconductivity spectra of the CuInyGa1-ySe2 series is dominated by a strong defect band with a maximum of a photon energy 70 meV - 140 meV lower than a band gap energy. Carrier concentrations and mobilities have been found from the Hall effect measurements. Two peaks observed in photoluminescence spectra at CuxAg1-xInSe2 alloys were attributed to transitions involving defect states. A tentative assignment of those defects is provided
