Mg-doping GaN in molecular-beam epitaxy with ammonia

Description

The magnesium doping model is verified for the molecular-beam epitaxy of the gallium nitride with the ammonia application as a reactive component source (group V). Good quantitative agreement with the experimental data makes it possible to compare on the basis of the given data the p-doping efficiency for the molecular-beam epitaxy from the plasma-activated nitrogen and ammonia. In the latter case it is possible to obtain higher Mg concentrations in the crystal on the account of the increased V/III ratio in the incident flows

Abstract (Russian)

Модель легирования магнием верифицируется для молекулярно-пучковой эпитаксии нитрида галлия с использованием аммиака в качестве источника реактивной компонеты V группы. Хорошее количественное согласие с экспериментом позволяет на основе данной модели сравнить эффективность р-легирования для молекулярно-пучковой эпитаксии из плазмо-активированного азота и аммиака. В последнем случае удается получить большие концентрации Mg в кристалле за счет повышенного V/III отношения в падающих потоках
