Study on photoluminescence of triple solid solutions of Gasub(1-x)Insub(x)Sb

Description

Photoluminescence spectra in Gasub(1-x)Insub(x)Sb are investigated for different compositions, doping (Zn,Te), and temperatures (65-320K). In p-type material the edge-emission line and the lines associated with recombination of electrons at two kinds of acceptors have been observed. The ionization energy of a more shallow acceptor varies from 22 to 30 MeV range for 0(<=)x(<=)0.12, whereas that for the deep acceptor equals 65 MeV and is practically x-independent. In n-material radiative recombination takes place at 65 MeV deep acceptor. At 77K, x approximately 0.8, and lambda=4.4 μm stimulated emission has been obtained
