Scattering of heavy holes in Cdx Hg1-x Te (x = 0.2) at high temperature

Description

The temperature dependences of Hall coefficient and conductivity of p-Cdx Hg1-x Te (x = 0.2) were investigated in the temperature range of 300 - 600 K. Theoretical dependences σ (T) and R (T) were calculated in relaxation time approximation with taking into account the nonlinear dependence of band gap and linear dependences of the heavy hole mass and matrix element on temperature. The analysis shows that the best agreement between theory and experiment may be reached by assuming that the charge of the acceptor defect is equal to two. It was also established that in the investigated temperature region the main role in heavy-hole scattering is played by the polar optical phonon, disorder- and acoustic phonon scattering
