Establishment and Simulation of Single Photon Avalanche Diode SPICE Circuit Model

Description
Based on the equivalent circuit of a SPAD, we have established a simple and useful SPICE circuit model and done some simulations on four basic working circuit structures of SPAD (i. e. passive quenching, active quenching, gated mode and capacitive quenching). The simulation results, which are consistent with experiments, show their different characteristics clearly as well as the SPAD parameters effects to its performance. It's helpful in SPAD device optimized design and its subsequent electronic circuits and applications. (authors)
