Surface photo-emf spectra of p-InP(100) with copper submonolayer coating

Description
Consideration is given to surface photo-emf spectra of p-InP(100) after thermal cleaning of semiconductor surface in ultrahigh vacuum and after application of copper submonolayers on cleaned surface. Long-wave fragments (hν<Eg), related with excitation of holes from surface states (SS) to the valent zone, are observed on photo-emf spectra. Ionization energy Ei of SS, occurred during Cu adsorption on InP, was determined. It is shown that at copper layer thickness d=0.5-2 A Ei doesn't depend on adsorbate thickness and is equal to 0.73 eV
