The kinetics of indium arsenide dissolution process in the indium-arsenic system melts

  • 1. Leningradskij Ehlektrotekhnicheskij Inst. (USSR)

Description

The kinetics of InAs isothermal dissolution in unsaturated melts of the In-As system at 823-973 K is investigated. The conditions of diffusion mass transfer initiation in the course of the liquid-phase epitaxy are determined. Temperature dependence of the intrinsic coefficient of arsenic diffusion in indium is obtained. A comparative and lysis of diffusion equation solutions using various approximations is conducted
