Effect of in-diffused copper on the electrical properties of CdSnAs2

Description
Interaction of the copper additions in-diffused from the electrical layer on the n-CdSnAs2 sample surface is studied by the Hall coefficient concentration dependencies, specific resistance and parameters. It is found that the initial electron concentration and concentration of defects in n-CdSnAs2 and CuAs in CdSnAs2 are of the same order. Knowledge of the initial parameters values is not enough for forecasting the crystal characteristics after diffusion alloying

По концентрационным зависимостям коэффициента Холла, удельного сопротивления и характеристических параметров носителей заряда исследовано взаимодействие диффузионно введенной из электролитического слоя на поверхности образца n-CdSnAs2 примеси меди. Выяснено, что исходная концентрация электронов и концентрации дефектов в n-CdSnAs2 и CuAs в CdSnAs2 одного порядка. Знания значений исходных параметров недостаточно для прогнозирования характеристик кристалла после диффузионного легированияAdditional details
