Instability of stoppers for dislocation moving in indium antimonide
Description
A study was made on anomalous mobilities of screw dislocations in indium antimonide monocrystals, quenched affer annealing and alloyed by tellurium up to concentrations of 2x1017 cm-3. The obtained results enabled to make a conclusion about dislocation instability in temperature region below annealing temperature. Their equilibrium concentration in the volume is characterized at that by temperature dependence. Temperature decrease results to decrease of concentration
