Annealing of lattice defects in chalcopyrite semiconductors - TDPAC investigations

Description

The quadrupole interaction of 111Cd in CdSiP2, CdGeP2, and CdSnP2 is investigated by 111In(111Cd)- and 111mCd-TDPAC. After annealing of the radiation damage we observed clear axially symmetric quadrupole interaction patterns with exactly the same frequencies for the two probe nuclei. As a consequence of the strongly differing recoil energies during the in situ production of the probes and the chemical difference of In and Cd, the annealing behaviour for the two probes is considerably different.
