Structure peculiarities and gas voids in tellurium dopped indium antimony crystals grown by crucible-free zone melting in zero gravity conditions

Description
The results of studies of two crucible-free zone melted InSb:Te crystals grown in satellite Photon conditions are presented. One of the crystals was grown in the presence of 0.038 T permanent magnetic field. Both ingots had single-crystal structure. Layers of growth with impurity migration channels were found. The type of impurity distribution along the ingots length and the presence of growth layers proved the conditions of the melt full mixing. The model of gas-filled cavities appearance in crystals taking into account the effect of magnetic viscosity and convective flowing in the melt is discussed. 23 refs.; 4 figs
