Phase composition and structural peculiarities of the hafnium dioxides vacuum condensates

Description
Condensates of HfO2 obtained by the electron-beam evaporation and vacuum condensation on molybdenum substrates are investigated by the X-ray diffraction method. Lattice constants of the monoclinic HfO2 and the preferential crystallite orientation are shown to depend on the substrate temperature
