Spatial change of photoluminescence in heterostructure with two-dimensional electron gas at on local photoexcitation

Description
A study was made on spatial change of spectra of photoluminescence, photoreflection and reflection in GaAs/AlxGa1-xAs heterojunctions with two-dimensional electron gas. Local photoexcitation was performed by He-Ne-laser. Analysis of obtained PZ, PR an R spectra showed, that PZ and PR signals were comparable by value at room temperature. The shape of PZ, PR and R lines didn't change with removal from inlet fibre. At 77 K Pz and PR were defected at sufficient distance from pumping beam, and PZ spectrum was composed of two peaks
