The parameters of disordered region in detector silicon irradiated by neutrons

Description
Features of experimental spectrum of DLTS in irradiated by fast neutrons germanium is analyzed. It was established that the pick amplitude decrease of both A-center and divacancy in condition VV(=/-) in compare with pick amplitude of divacancy in condition VV(-/0) and its dependence on registration temperature is associated with influence of disordered region on them. The size and defects concentration in disordered region were determined. (authors)
