Band alignment in quantum-dimensional structures based on Zn(Cd)Te and Zn(Cd)Se: theory and experiment

Description
The ZnCdTe/ZnTe and ZnCdSe/ZnSe stressed quantum-dimensional structures, grown by epitaxy from the molecular beams on the GaAs(100) substrates are studied through the methods of the deep levels current relaxation spectroscopy (DLCRS) and low-temperature cathode-luminescence (CL). The peak, conditioned by emission of electrons from the basic level of dimensional quantization in the conductivity zone, was determined in the DLCRS-spectra of the quantum-dimensional structures. Напряженные квантово-размерные структуры ZnCdTe/ZnTe и ZnCdSe/ZnSe, выращенные эпитаксией из молекулярных пучков на подложках GaAs(100), изучены методами токовой релаксационной спектроскопии глубоких уровней (ТРСГУ) и низкотемпературной катодолюминесценции (КЛ). В ТРГСУ-спектрах квантово-размерных структур обнаружен пик, обусловленный эмиссией электронов с основного уровня размерного квантования в зоне проводимости. С использованием данных ТРГСУ и КЛ определен параметр разрыва зоны проводимости QCAdditional details
